II. Working Principle:
IGCT = GCT thyristor chip + integrated gate commutation drive unit. The
5SHY35L4520 is an asymmetric chip structure.
1. Conduction Process: The fiber optic cable sends an on-state command to
the gate unit, and the gate outputs a positive trigger pulse. The chip's PNPN
four-layer thyristor structure triggers positive feedback, causing the device to
quickly turn on. The main current flows through the anode-cathode, resulting in
a very low on-state voltage drop, similar to a typical high-power thyristor.
2. Fiber Optic Control Drive: 2. Turn-off Process (IGCT Core Commutation
Mechanism): Upon receiving a turn-off fiber command, the integrated gate unit
forcibly commutates almost all of the anode main current to the gate circuit
within microseconds (current commutation, completed in approximately 1μs),
directly cutting off carrier injection at the cathode, forcibly switching the
thyristor mode to PNP transistor mode, completely turning off the main current,
achieving hard turn-off, and eliminating the need for the bulky buffer circuit
of a GTO thyristor.
3. Asymmetric Structure Characteristics: The chip is only optimized for
forward blocking up to 4500V; it can only withstand very low voltages in the
reverse direction, and there is no internal freewheeling diode. For topologies
requiring reverse freewheeling, an independent fast recovery diode must be
connected in parallel externally.
III. Key Points for Engineering Use
This IGCT typically operates at a maximum frequency of 500-800Hz, making it
unsuitable for high frequencies; although current commutation is fast, the
carrier storage time (t_q) is long, limiting the maximum switching
frequency.

A minimum on-time of 40μs is a hard constraint; the control software cannot
output turn-on pulses narrower than 40μs, otherwise the device will fail to lock
in and malfunction.
The switching time varies with junction temperature, operating voltage, and
turn-off current: the higher the current and junction temperature, the greater
the t_{doff} and t_q.
The original driver board must be used; replacing it with
another driver will completely change the switching delay and commutation
timing, directly burning out the device.
IV. Typical Application Scenarios
The ABB ACS6000 three-level NPC medium-voltage high-power frequency
converter is the most mainstream original component, used for high-power motor
drives: rolling mills, large fans, large water pumps, mining crushers, with
power ranging from MW to tens of MW. It is a three-level inverter bridge arm
with an external fast recovery diode for freewheeling.

V. Usage Precautions
Must be installed with double-sided water cooling and crimping. Crimping
force must strictly adhere to the manual; improper crimping can easily burn out
components.
Cannot withstand reverse high voltage; the topology must be designed with
external fast recovery diodes.

Gate unit relies on fiber optic control; fiber optic aging and
contamination will cause turn-on/turn-off failures.
Short-circuit withstand time is very short; system protection must respond
at the microsecond level.
